摘要:本发明实施例公开了一种MEMS三轴陀螺仪,包括由内到外依次布置的中央锚点、第一子质量块、第一解耦结构、第二子质量块和第三子质量块。当第一子质量块在绕第三方向的驱动模态下发生谐振时,其运动方向近似于沿第一方向运动,当第一子质量块受到绕第二方向的角速度时,会产生沿第三方向的科氏力,在科氏力作用下第一子质量块会产生绕第一方向的位移,由于第一解耦结构的轴也在第一方向上,因此,第一子质量块在第一方向的检测模态下仅有很小的一部分力传递到第一解耦结构上,而第一解耦结构传递给第二子质量块的力也会很小,减少了第一子质量块和第二子质量块之间的运动干扰,从而减少了MEMS三轴陀螺仪的轴间信号串扰。

Abstract: The embodiment of the invention discloses an MEMS three-axis gyroscope. The MEMS three-axis gyroscope comprises central anchor points arranged from inside to outside in sequence, a first subsidiary mass block, a first decoupling structure, a second subsidiary mass block and a third subsidiary mass block. When the first subsidiary mass block resonates under a driving pattern around the third direction, the motion direction of the first subsidiary mass block is similar to the first direction. When the first subsidiary mass block is under the angular velocity around the second direction, the first subsidiary mass block generates Coriolis force in the third direction and generates displacement around the first direction under the effect of the Coriolis force. The axis of the first decoupling structure is also in the first direction, and accordingly a fairly small part of force of the first subsidiary mass block in the detection mode of the first direction is transmitted to the first decoupling structure, and the force transmitted to the second subsidiary mass block by the first decoupling structure is quite small, so that motion interference between the first subsidiary mass block and the second subsidiary mass block is reduced, and thus inter-axial signal crosstalk of the MEMS three-axis gyroscope is reduced.
